초록
A three-section distributed feedback (DFB) laser with a phase tuning section integrated between two DFB sections is fabricated, which has a planar buried heterostructure, butt coupling, and detuned gratings. Self-pulsations due to both dispersive Q-switching and mode beating are achieved under different current conditions in one laser. The self-pulsation frequency ranges 5 to 10 GHz and 28 to 43 GHz in the dispersive Q-switching and the mode beating regimes, respectively.
