Abstract
A lensless tunable external-cavity laser diode monolithically integrated with InP-based planar waveguide parabolic-shaped collimating lens, optical deflector, and echelle grating is proposed and demonstrated in this work. The tunable laser exhibits a total wavelength tuning range of 9.3 nm with a side mode suppression ratio of about 35 dB by adjusting the applied current of optical deflectors and phase control section. © 2005 American Institute of Physics.
