Ferroelectric materials (FEM’s) are very attractive because their dielectric constant can be modulated under the e?ect of an external electric ?eld applied perpendicular to the direction of propagation of a microwave signal. Recently, ferroelectric thin ?lms have been intensively studied for the development of new classes of tunable devices, such as tunable varactors, tunable ?lters and phase shifters, that are competitive with other types of electrically tunable devices. Particularly, the ferroelectric phase shifter is next-generation phase shifter for an electronic-scan phased-array antenna because of its high power-handling capability, negligible dc power consumption, fast switching speed, and potential for low loss and cost. In this paper, we report on the microwave properties of a ferroelectric varactor and an X-band loaded transmission-line type phase shifter by using epitaxially grown (Ba,Sr)TiO3 (BST) thin ?lms with high dielectric tunability. The phase shifters consist of coplanar-waveguide (CPW) lines that are periodically loaded with voltage tunable BST varactors. The voltage tunable BST varactor showed a large dielectric tunability of 69 % and quality K-factor of 29.5 at a frequency of 10 GHz and an applied electric ?eld of 80 kV/cm. The ?gure of merit for the X-band ferroelectric BST phase shifter was 28.7 deg/dB at 10 GHz.
