Abstract
We investigated RF characteristics of 60 GHz band electro-absorption duplexer (EAD) module. The EAD device was a monolithic integration of an electro-absorption modulator (EAM) and a photodiode (PD) with traveling wave electrodes. For the electrical crosstalk between an EAM and a PD on an EAD, the coupled transmission une model and 2-D FEM simulation were used, and the results were compared with the measured results. The impedance matching for the EAM was also studied, and about 3 GHz of the bandwidth of S11 of less than -10 dB for the EAM near 60 GHz band was obtained.
