본 연구에서는 Normally-off GaN HEM구조를 만드는데 사용되는 이빔 리소그래피 미세패터닝 공정대신, 나노비드를 이용한 자체 정렬 된 허너콤형 패터닝 방법이 도입되었다. 허니 콤형 핀 게이트 채널 폭은 약 40-50nm이며, 이는 제안 된 방법으로 제조되며, 충분한 프린 징 전계 효과를 얻기 위해 미세한 폭으로 제조가 가능하다. 결과적으로, 본 연구에서 진행 된 GaN HEMT 소자의 임계 전압은 0.6V이고, Gm의 최대 정규 드레인 전류 및 트랜스 컨덕턴스는 각각 136.4mA / mm 및 99.4mS / mm 이었다. 허니 콤 채널의 핀 구조로 인해, 기존의 GaN HEMT 소자와 비교하여 더 작은 서브 임계 값 스윙(SS) 및 더 높은 Gm 피크 값을 얻게 되었다.
