본 논문에서는 5G FR2 밴드용 기지국 시스템을 구현하는 필수 구성품인 전력증폭기를 구현하였다. 5G 기지국에 사용가능하도록 전력밀도가 높고, 주파수 특성이 우수한 대만의 Win-Semiconductor사의 게이트 길이 0.15 ㎛ GaN on SiC HEMT 공정인 NP15를 사용하여 설계 검증하였으며, 제작된 전력증폭기 집적회로는 입․출력 반사특성을 좋게 하기 위하여 Lange coupler를 사용한 평형증폭기 형태로 구성되었다. 측정 결과, 주파수 특성 27 ㎓∼29 ㎓ 내에서 소신호 이득 18 ㏈, 출력전력 9 watts, 전력부가효율 25 %, 사이즈는 3.6×3.0 ㎟가 관찰되었다.
