Abstract
We designed and fabricated a $90 \sim 99 \mathrm{GHz}$ imagerejection mixer MMIC using $0.14-\mu \mathrm{m}$ MHEMT technology. The fabricated image-rejection mixer MMIC has a conversion loss of 6.8 9.6 dB, image-rejection ratios of $8.5 \sim 24.2 \mathrm{~dB}$ for RF input frequencies of $90 \sim 99 \mathrm{GHz}$, an LO power of 9dBm, LO frequencies of $89.92 \sim 98.92 \mathrm{GHz}$ and an IF output frequency of 80MHz.
