Abstract
본 발명은 두께 및 밀도 측정 방법에 대한 것이고, 더욱 상세하게는, 기판 상에 샘플을 위치시키는 것; X선 소스로부터 상기 샘플로 X선을 조사하는 것, 상기 X선은 상기 X선 소스와 상기 샘플 사이에 배치된 필터를 통해 제1 에너지 대역을 가지도록 필터링 되고; 상기 샘플에 조사되는 X선의 선량인 제1 선량을 측정하는 것; 상기 샘플을 통과한 X선의 선량인 제2 선량을 측정하는 것; 상기 제1 선량 및 상기 제2 선량을 이용하여 X선 흡수 스펙트럼을 계산하는 것; 및 상기 X선 흡수 스펙트럼을 이용하여 상기 샘플의 두께 및 밀도를 계산하는 것을 포함한다. 상기 제1 에너지 대역은 상기 샘플의 전자를 여기시킬 수 있는 X선의 에너지 대역인 제2 에너지 대역을 포함하고, 상기 샘플의 두께 및 밀도를 계산하는 것은 상기 제2 에너지 대역의 X선 흡수 스펙트럼을 이용한다.
